    The other option other than soldering is called hybridization. You put a large amount of pressure on the chip and the bumps weld to the pad. We do this with infrared camera FPAs (focal plane arrays), which is a detector (InGaAs) chip hybridized to a ROIC (read out integrated circuit). Very hard to do... and we have 5um pitches.
