  • This demo presents a vertical-stacked liquid-cooled 48 V-1 V CPU voltage regulator with ultra high current and extreme power density, featuring 3D stacked packaging and multiphase coupled inductors to enable miniaturized size and vertical power delivery. It regulates output voltage between 0.8 V and 1.5 V through the entire 780 A output current range, with a peak efficiency of 93.5% at 1.5 V and 91.1% at 1V. This is the first demonstration of a 48 V-1 V CPU voltage regulator achieving over 1 ampere-per-millimeter-squared current density and 1,000 watts-per-cubic-inch power density under liquid cooling.
